Description
AMMC-6345 MMIC broadband medium power amplifier designed driving stage transmitters that operate various frequency bands between 20GHz 45GHz. used driver stage AMMC-6425, 6430 6440 (18-27GHz, 25-32GHz 37-42GHz) MMIC power amplifiers when linear operation required. 40GHz, provides 24dBm output power (P-1dB), 20dB gain, output third order intercept (OIP3). device input output matching circuitry environments. AMMC-6345 integrates temperature compensated power detection circuit that enables power detection 0.8V/W 40GHz. device operates current supply (negative voltage only needed Vg). fabricated PHEMT process exceptional power gain performance. improved reliability moisture protection, passivated active areas.

Biasing Operation
AMMC-6345 quite flexible drain biasing conditions. Recommended quiescent bias condition optimum power linearity performances Vd=5 volts with Id=480 high gain applications, AMMC-6345 biased Vd=3V. Minor improvements performance possible depending application. drain bias voltage range 5.5V. single gate supply connected will bias gain stages. Assembly Techniques
backside MMIC chip ground. microstrip applications chip should attached directly ground plane (e.g. circuit carrier heatsink) using electrically conductive epoxy[1]. best performance, topside MMIC should brought same height circuit surrounding This accomplished mounting gold plate metal shim (same length width MMIC) under chip which correct thickness make chip adjacent circuit same height. amount epoxy used chip and/or shim attachment should just enough provide thin fillet around bottom perimeter chip shim. ground plain should free residue that jeopardize electrical mechanical attachment. location bond pads shown Figure Note that input output ports Ground-Signal configuration. connections should kept short reasonable minimize performance degradation undesirable series inductance. single bond wire normally sufficient signal connections, however double bonding with gold wire gold mesh[2] recommended best performance, especially near high frequency band.
